THM-OTFT: A Complete Physics-Based Verilog-A Compact Model for Short-Channel Organic Thin-Film Transistors

This paper presents a compact model for organic thin-film transistors fabricated in the staggered or coplanar device architecture which includes short-channel effects related to potential barrier channel region, manifest themselves as threshold voltage roll-off, drain-induced lowering, and subthreshold swing degradation. Furthermore, effect of non-linear injection due work-function mismatch between source/drain contacts semiconductor is considered. The charge-based capacitance considering overlap fringing regions multi-finger layout structures. Extensions include drain-current variability, low-frequency noise non-quasistatic effects. introduction physically meaningful fitting parameters provides high degree flexibility model. equation package verified using results measurements performed on flexible substrates available Verilog-A an efficient circuit simulation different design platforms.
